Introduction to AMB
Active Metal Brazing (AMB) is a technique that involves the chemical reaction of small amounts of active elements like Titanium (Ti) and Zirconium (Zr) in the brazing material with ceramics, forming a wettable reaction layer that enables the bonding of ceramics and metals.
Features- High bonding strength and reliability due to chemical reactions between ceramics and active metal brazing paste in high-temperature environments.
- Capability to form copper layers of varying thickness on a single substrate.
- Environmentally friendly manufacturing process.
- Excellent resistance to thermal shock.
- Easy full automation, leading to high production efficiency and low manufacturing costs.
- Supports copper layer thickness from 0.1 to 0.5mm, ideal for high-power device packaging.
Material Properties- Silicon Nitride (Si3N4): 96% Si, thickness options from 0.2 to 1.5mm, density of 3.2±0.2 g/cm³, thermal conductivity of 85 W/m·K at 20°C, bending strength of 700-800 MPa, dielectric constant of 8 at 1MHz, dielectric loss of 0.001 at 1MHz, insulation breakdown strength of 20 KV/mm, volume resistivity of 10^14 Ω·cm.
- Aluminum Nitride (AlN): 96% Al, thickness options from 0.25 to 0.63mm, density of 3.3 g/cm³, thermal conductivity of 170 W/m·K at 20°C, bending strength of 350 MPa, dielectric constant of 9 at 1MHz, dielectric loss of 0.0005 at 1MHz, insulation breakdown strength of 20 KV/mm, volume resistivity of 10^14 Ω·cm.
- Copper: Oxygen-free copper with 99.9% purity, hardness of 60-110 HV, conductivity of 58 MS/m, thickness options from 0.25 to 1.2mm.
AMB Substrate Specifications- Maximum size of 190*140mm.
- Minimum line spacing of ≥0.5mm.
- Customizable copper layer peel strength with a minimum of 1 N/mm.
- Solderability of over 95%.
- Available in small pieces or panels with surface finishes of CU/AU/AG.
